Thermal impedances for the characterisation of electronic devices

    The thermal resistance is a rather well known quantity. It is just the relation between the temperature increase above ambient and the amount of power needed for the heating. Time dependent thermal properties cannot be represented with just the thermal resistance, a new quantity called thermal impedance is then required.
    In electrical engineering the quantity impedance is well known. In thermal engineering it is rather unknown. This paper will start then with the definition of thermal impedance and a measuring method based on a thermal transient recording.
    Thermal impedances can be represented is several ways: Nyquist plot, thermal time constant distribution, structure function, ...
    Several examples of thermal impedances will be shown: an electronic package, a window.
